    Make sure no matter what way you make url to keep all urls with or without www. If you have both listed you will lower page rank.

    domain.com/xxx will be better

    if a bot sees xxx.domain it will think its a whole nother site and you'll have to work on optimizing just for that link

    Using www.keyword.domain.com defeat the purpose of using sub-domain for SEO. Read more below.

    When you are using xxx.domain.com, i.e. seo.domain.com where 'seo' is the keyword, it scores higher for search engine because the keyword is up front.

    When you do a search in Google, notice the bolded keyword in search result. Which one do you think scores better: seo.domain.com or www.domain.com/seo/

    It's the same as choosing a seo friendly domain, seomoz.com scores better than mozseo.com

    Search Engine see sub-domain as separate domain. Just to be clear, www is also a subdomain. So it is recommended you either use domain.com (main) or www.domain.com (sub) because whatever backlinks you get, count to each of these addresses are not the same from SE point of view.
